Hermetic radiation-hardened 100V MOSFETs in smaller packages

Designed for space applications such as satellite bus power systems and payload power supplies, the MOSFETs are encased in patented, hermetic, compact SMD0.2 package using aluminum nitride ceramic for improved thermal conductivity.

IR said power designers will appreciate the reduced weight of 0.25g and footprint of 8mm x 5mm x 3mm. The SMD0.2 surface mount package is half the size of existing SMD0.5 packages, is 75 percent lighter, and dissipates the same amount of power at around 23W.

IR used its RAD-Hard technology to manufacture the new MOSFETs. Both 100 krad(Si) and 300 krad(Si) total dose rating are available, with SEE rating of 85MeV/(mg/cm2). Also available are standard and logic level N-channel and P-channel devices. Other voltages are also available at customer's request. The SMD0.2 package, meanwhile, comes with either a metal lid or a ceramic lid.
